Investigated of thermal enhancement of flip chip plastic BGA packages using CFD tool (Icepak) to calculate heat transfer and fluid flow in a free air environment.
-
• Models were imported into Icepak workbench, and mechanical and material properties were set.
• Velocity of fluid flow in X-Z plane and near the symmetric plane were computed in Icepak
• Temperature distribution computed using Icepak
• Analysis of heat flow distribution on the die indicated that for a basic package without enhancement approximately 98% of total power conducted from the side of the die into the substrate and only 2% of total power was dissipated to the air from the…• Models were imported into Icepak workbench, and mechanical and material properties were set.

Manufacturing and Repairing of composite structures
-
• The aim of the project was to ensure that the structure meets the designated safety factor post repair
• The basic composite manufacturing processes were studied and sample composite laminates were manufactured.
• Fabricated laminates inspected using Laser Ultrasonic scan(Position of defects) and CT Scan(Nature of defect)
• The laminates repaired using double strap repair and tapered double strap repair technique & cured at 250oF
• Uniaxial Testing machine was used to test the…• The aim of the project was to ensure that the structure meets the designated safety factor post repair

Analyze 2-D Heat transfer from an insulated plate with heat radiating chip situated on them at a certain distance from each other. The insulated plate had unheated starting length.
-
Software: MATLAB, MS Word
• The plate is insulated except for 2 electronic chips situated separately with unheated starting length
• A comprehensive study of approximate boundary layer solutions integrated with the use of approximate forms of two-dimensional continuity, momentum and energy equations lead to solution
• Temperature distribution computed for the first electronic chip releasing heat at the rate of 2 W/cm2 and the second electronic chip at the rate of 1 W/cm2

• Temperature distribution computed for the first electronic chip releasing heat at the rate of 2 W/cm2 and the second electronic chip at the rate of 1 W/cm2
• MATLAB used to carry out iteration using derived equations and plot graphs
• Evaluating results, drastic dip was observed immediately after the trailing edge due to a combined effect of the cooling effect from the air velocity and insulation of the surface. The temperature rose again due to the heat flux from the second strip and started to decrease exponentially from the trailing edge of the second strip
